ABSTRACT This paper presents the design simulation and fabrication of a linear, efficient radio frequency power amplifier (RFPA) with high saturated output power. This hybrid RFPA is based on 10W GaN HEMT from Cree to achieve the green communications requirements for WiMAX and LTE. The Complete circuit level simulations are carried out including DC, S-parameter simulation, load pull, harmonic balance and EM-circuit-co-simulation. This proposed PA achieves efficiency that tends to 48%, with output power of 38dBm at 1-dB compression point and power gain of 11dB within the band of frequencies ranging from 3200-3800MHz. It satisfies the linearity requirements with 3rd order intermodulation distortion of -27dBc and harmonic distortion better than 45dBc. The final optimized amplifier has been laid out and fabricated on Teflon substrate using microstrip photolithographic technology. Various measurements have been carried out to validate its performance. Most measurements are found to be in a good agreement with simulations which verifies the proposed idea as well as the design methodology.
